2016-06-22FEMC的概念取自”Filp-chip+EMC”支架，简单来说，就是利用用倒装芯片与EMC支架相结合的封装产品。
当然产品技术不是说结合就能结合的，就跟人相处一样，不是说要做好朋友就是好朋友的，难保友谊的小船不会说翻就翻。产品更是如此，不是把两个技术融合在一起就行的，而是需要长期的研发突破来磨合的。
瑞丰此次的FEMC就需要克服倒装芯片在应用中遇到的二次回流、空洞率和漏电死灯等问题。当然这只是研发过程中遇到问题的冰山一角。
为何要做它？
因EMC支架由半导体级蚀刻铜片和热固性材料制成，所封装的LED器件具有功率高、光效高、寿命长、热阻低、体积小、尺寸灵活、应用简便等优势。
而倒装芯片具有，第一、更低的芯片热阻，可以实现好的热传导，可以降低结温，从而提高效率和寿命降低热阻；在同样的结温下，提高输入功率，从而提高单颗的输出功率。第二、更好的芯片取光，电流分布均匀，更好的注入；背面没有遮挡，可以做好荧光粉的涂覆和光的提取，可以做表面图像化，进一步提升取光。第三、无需金线(集成、高密)。比较容易组成模组；排列密，可以输出更高的功率密度；排列密，在高密显示屏上有优势。
为充分继承并发扬EMC支架和倒装LED芯片的优势，瑞丰光电联合国际知名设备厂商和材料厂商，借鉴传统半导体产业制程工艺，运用3D技术，成功地在EMC支架上实现了倒装芯片的封装，也进一步构建了以倒装技术为主的LED器件新格局。
好在哪？FEMC VS SMD
FEMC器件相比于传统正装SMDLED器件，可实现无缝替代，且具有显着优势。
首先，正装SMD器件芯片电极位于发光表面，键合的金属引线位于发光表面上方，均吸收了芯片出光，降低了LED发光光效。FEMC器件采用的倒装芯片电极位于芯片底部，不影响表面出光；采用无引线封装，直接避免了金属引线对光的吸收；芯片出光表面为透明蓝宝石，其折射率介于GaN与封装胶之间，与封装胶的光匹配性更好，出光效率更高。
其次，正装SMDLED键合引线极易出现虚焊、浪涌冲击、耐大电流能力不足、与封装胶热失配造成应力断裂等问题，是LED器件可靠性的薄弱环节之一。FEMC减少了焊线工序，提高了生产效率，消除了可能由键合引线引起的多种可靠性问题。
再次，正装SMD器件普遍采用绝缘胶固晶，绝缘胶的导热系数较低，常成为芯片与支架之间的热瓶颈，影响LED散热及长期可靠性。FEMC采用导热系数数百倍于绝缘胶的金属固晶材料，直接实现芯片电极与支架之间的热、机、电互连，不仅增加了产品的机械强度，更极大降低了LED的封装热阻，提高了LED的散热能力，进而保证了产品的可靠性和寿命。
FEMC VS CSP
FEMC相比于同样为行业热点、以倒装芯片为基础的CSP产品，也具有显着技术优势和应用优势。
首先，在使用同尺寸的Flip-chip封装时，相较于CSP，FEMC的出光更多，且FEMC具有更高的性价比(lm/$)；
其次，FEMC具有更小的扩散热阻，同芯片、同电流和同环境温度下，FEMC结温明显低于CSP的结温；此外，FEMC延续了正装EMC的支架封装形式，在应用端透镜资源丰富，光学匹配性优，支持客户原SMT产线及制程。
能干啥？
FEMC器件在EMC支架平台上将传统正装打线方式变革为无引线倒装方式，并引入自动化产线，具有生产效率高、器件成本低、可靠性高、寿命长、应用简便等优点，可广泛应用于指示、显示、背光、照明等领域。
如果在家居商业照明领域，因为当前照明采用非隔离电源方案，小功率灯具电流多为100-150mA，功率较大的灯具采用280-350mA电流驱动，这部分驱动电流较大的灯具比较适合使用FEMC，比如面板灯、吸顶灯，筒灯等。
而对于装饰照明中的发光模组，特别是广告模组类多采用恒压驱动，因为电流的大小对驱动的成本影响非常小，所以对可以大电流超驱动的FEMC来说是是一个非常理想的应用方向。
